Resumo(s): | O principal acabamento superficial utilizado em placas de circuito impresso era o HASL (Hot Air
Solder Leveling) usando uma liga de solda Sn63Pb37 (% ponderal). No entanto, com a passagem para
processos de soldagem “lead free”, e tendo em conta os problemas inerentes ao acabamento, este foi
excluído dos produtos ligados à indústria automóvel.
O principal objetivo da dissertação foi avaliar a influência de diferentes perfis térmicos e processos
de soldagem sem chumbo na morfologia, composição química e na resistência mecânica (resistência
ao corte à temperatura ambiente) das juntas de solda. As placas foram produzidas em 4 grupos com
diferentes condições, avaliando-se essencialmente o efeito da temperatura e do tipo de soldagem.
As técnicas de análise, os testes mecânicos e a caracterização feita nos produtos em estudo
demonstraram que placas soldadas com este tipo de acabamento, e de acordo com os requisitos Car
Multimedia (CM), apresentam boa qualidade e cumprem as especificações Bosch, não se encontrando
defeitos ou anomalias nas juntas soldadas nos processos de soldagem estudados, nomeadamente o
processo de reflow e de onda.
Relativamente ao crescimento dos produtos de reação entre a pasta de solda e os materiais de
base, estes manifestaram-se de forma diferente para os dois processos de soldagem. No caso de pads
de componentes SMD (Surface Mount Device) o crescimento máximo verificado é de 5,27μm enquanto
que em furos de componentes TH (Through Hole) o crescimento é mais elevado no topo do que na
parte inferior da placa, devido ao movimento dinâmico da soldagem por onda. O envelhecimento
associado a perfis térmicos máximos segundo requisitos CM causa um aumento da camada
intermetálica entre 0,3 e 1μm.
A soldagem mediante acabamentos superficiais HASL resulta na formação de camadas
intermetálicas de Sn-Cu-Ni nas interfaces entre a liga de solda (Sn-Ag-Cu) e o cobre dos pads. Na liga
de solda verificou-se a formação de duas fases diferentes, uma extremamente rica em estanho e outra
onde se evidenciou a presença da prata.
A caracterização mecânica das juntas de solda foi efetuada mediante a realização de ensaios de
resistência ao corte em condensadores, tendo-se verificado que a força máxima de corte estava
compreendida entre 25 e 30N. A fratura ocorreu pelos componentes a ligar e não pela junta de solda. The main surface finish used in printed circuit boards was the HASL (Hot Air Solder Leveling) using the solder alloy Sn63Pb37 (% weight). However, with the transition for lead free soldering processes, and taking into account the problems associated with the surface finish, this was discarded for products related to the automotive industry. The main objective of this thesis was to evaluate the influence of different thermal profiles and lead free soldering processes in morphology, chemical composition and mechanical properties (shear strength at room temperature) of solder joints. The plates were produced in 4 groups with different conditions, assessing essentially the effect of temperature and the type of soldering. The analysis techniques, mechanical testing and characterization of the products under study demonstrated that soldered plates with this type of finish, and according to the Car Multimedia (CM) requirements, have good quality and meet the Bosch specifications. No anomalies or defects were found in the soldered joints on the studied soldering processes, in particular the process of reflow and wave. For the growth of the reaction products between the solder paste and the base material this has manifested itself differently for the two soldering processes. In the case of pads for SMD components (Surface Mount Device) the maximum growth verified was 5.27μm whilst in the holes of TH components (Through Hole) the increase is higher at the top than at the bottom of the plate due to the dynamic movement of the wave soldering. The aging associated with maximum thermal profiles according to CM requirements cause an increase in intermetallic layer between 0.3 and 1μm. Soldering in HASL surface finishes resulting in the formation of the intermetallic layers of Sn-Cu-Ni between the solder alloy (Sn-Ag-Cu) and the copper pads. In the solder alloy it was found the formation of two different phases, one is extremely rich in tin and other revealed the presence of silver. The mechanical characterization of solder joints was analyzed by shear strength tests in capacitors and it was verified that the maximum shear force which these components support is between 25 and 30N. The fracture occurred by the components to be connected and not in the solder joint. |
